An IGBT (Insulated-Gate Bipolar Transistor) module is an integrated power electronic device that incorporates multiple IGBT semiconductor dies with supporting circuitry within a single encapsulation. As a high-frequency, high-voltage switching component, it serves as the core element in motor drive systems, inverters, and other power conversion applications requiring precise current control and thermal management.
To ensure the IGBT modules produced in a factory are effective, we use Scanning Acoustic Microscopy (SAM), a type of ultrasonic testing. This helps us find internal defects such as solder ball voids, substrate delamination, chip cracks, poor heat sink contact, and metal wire breaks.
Working principle of Scanning Acoustic Microscope
SAM works by sending high-frequency sound waves into the module. These waves reflect back from different materials due to their acoustic properties, allowing us to detect and locate defects. Once identified, we can take corrective actions to improve the manufacturing process, ensuring the quality and reliability of the modules.
Compared to X-ray inspection, Scanning Acoustic Microscopy (SAM) offers the advantages of being non-destructive, cost-effective, and capable of real-time analysis. Due to these benefits, SAM is widely used in automotive electronics and industrial inverters for early failure detection and quality control. It serves as a crucial tool for inspecting IGBT modules, ensuring their reliability and performance.
